Flip Chip TVS (FC-TVS)

SIGETRONICS has announced the launch of its new FC-TVS (Flip Chip Transient Voltage Suppressors), a chip-scale package (CSP) product designed to protect devices from damage caused by overcurrent and overvoltage.


In general, flip-chip TVS devices face quality control challenges because key properties such as die bonding strength and metal spreading are heavily influenced by the Au/Sn composition ratio in the AuSn (gold-tin alloy) used for pad metallization.


The newly developed FC-TVS by SIGETRONICS addresses these challenges by providing strong die adhesion while preventing pad metal from melting and spreading to the outer edges of the chip, a problem that undermines reliability. As a result, the product achieves significantly enhanced reliability. This FC-TVS device is evaluated as a world-class mass-production technology, offering ultra-miniaturized products with complete electrical insulation between pads.


The electrostatic discharge (ESD) protection capability of the FC-TVS meets IEC61000-4-2 Level 4 standards. It supports breakdown voltages (VBR) ranging from 7V to 70V, with thickness adjustable between 70µm and 150µm. Chips can also be supplied in customized specifications to meet diverse customer requirements.


Currently, only a few companies worldwide possess the mass-production technology for FC-TVS products, which are characterized by high costs and long lead times, creating difficulties for many domestic and global set manufacturers. SIGETRONICS’ FC-TVS is recognized as the first mass-produced product in Korea, offering strong competitiveness in both cost and delivery time. Furthermore, it can be supplied in specialized forms customized for customer needs, including chip size, thickness, and pad metal materials, providing significant technical advantages to users.


Looking ahead, FC-TVS products are expected to contribute greatly to the ultra-thin, miniaturized, and lightweight design of a wide range of applications, including automotive high-power LEDs, industrial water treatment systems, exhaust gas sensors, as well as household appliances such as water purifiers, humidifiers, refrigerators, and air conditioners.
